copper(II) sulphate

Substance usually found as a blue, crystalline, hydrated salt CuSO4.5H2O (also called blue vitriol). It is made from the action of dilute sulphuric acid on copper(II) oxide, hydroxide, or carbonate.

CuO + H2SO4 + 4H2O → CuSO4.5H2O

When the hydrated salt is heated gently it loses its water of crystallization and the blue crystals turn to a white powder. The reverse reaction is used as a chemical test for water.

CuSO4.5H2O ⇌ CuSO4 + 5H2O

The substrate is first "derivitized" with a sub-mono-layer coverage of catalyst and then transferred for electroplating in a cupric sulfate electrolyte containing an inhibitor.
Recently NIST researchers have demonstrated superconformal electrodeposition of copper in 500 nm deep trenches ranging from 500 nm to 90 nm in width using an acid cupric sulfate electrolyte containing chloride (Cl), polyethylene glycol (PEG), and 3-mercapto-1-propanesulfonate (MPSA).
